Abstract

Megmutattuk, hogy nanoskálán létezik egy átmeneti vastagság, amely alatt a határfelületek eltolódási kinetikája anomális (eltérhet a parabolikustól) még akkor is ha nincs határfelületi reakció jelen. Atomisztikus értelmezést adtunk a határfelületi anyagtranszport kinetikai együtthatójára. Megmutattuk, hogy nagy feszültség-gradiensek a fenti lineáris-parabolikus átmeneti vastagságot többszörösére is növelhetik. Igazoltuk, hogy Mo-V multirétegek előállításakor lehet dinamikus szegregációs effektus. Sikeresen megszerveztük a "Diffusion and Stresses" c. nemzetközi wokshopot 2006-ban Magyarországon. Megmutattuk, hogy Co-amorfSi és Ni-amorfSi rendszerekben kezdetben általában nem lineáris (anomális) kinetikával nőnek a reakciórétegek nanoskálán. Megmutattuk, hogy amorf Si-nak amorf Ge-ba történő beoldódásakor az általunk megjósolt lineáris-parabolikus kinetikai átmenet valóban megfigyelhető. Cu/Si rendszerben a Ta/TaxO diffúziós gát szerepét vizsgáltuk és azt kaptuk, hogy a fenti kétrétegű barrier "öngyógyuló" módon biztosítja az amorf tantál monoxid (TaO) réteg folyamatos jelenlétét és az eddig ismert legjobb hatást biztosítja. Meghatároztuk Ag szemcsehatár diffúziós együtthatójának aktiválási energiáját Pd-ban. Megmutattuk, hogy diffúziós aszimmetria esetén (az egyik komponensben nagyságrendekkel gyorsabb a diffúzió mint a másikban) szilárdest reakcióban a keletkező fázis mindig erősen off-sztöichometrikusan nukleálódik, sőt ha kezdetben jelen van akkor akár vissza is oldódhat. | We have shown that there exists a transition thickness on nanoscale, below which the kinetic of interface shift is anomalous (different from the parabolic one) even if there is no any interface reaction present. We gave an atomistic interpretation for the interface atomic transfer coefficient. In the presence of large stress gradients the above thickness can be several times larger than in the absence of it. It was illustrated that during deposition of Mo-V multilayers dynamic segregation effects can be observed. The 'Diffusion and Stresses' international workshop was successfully organized in 2006 in Hungary. It was shown in Co-amorphousSi and Ni-amorphousSi systems that the reaction layers initially have grown by anomalous kinetics on nanoscale. During dissolution of amorphous Si into amorphous Ge, the kinetics, as predicted by us earlier, shows a transition from linear to parabolic one. We have shown that in the Cu/Si system a Ta/TaxO1-x diffusion double layer barrier provides the continuous presence of the TaO amorphous barrier and thus leads to the best known effect of diffusion isolation. The activation energy for Ag diffusion in Pg has been determined. It was shown that in the presence of diffusion asymmetry (in one component the diffusion is orders of magnitude faster than in the other) the growing phase always nucleates with strongly non-stoichiometric composition, and even can be dissolved if it is present at the beginning of the heat treatment.
