Abstract

Új mikrogépészeti eljárásokat dolgoztunk ki, amelyekkel a Si felületi mikromechanikai megmunkálására jellemző 1-100?m méretű MEMS elemek alakíthatók ki a kiváló mechanikai tulajdonságokkal rendelkező egykristályos szilíciumból. Három technológia eljárás ki- ill. továbbfejlesztésére került sor, s a módszerek eredményességét egy-egy demonstrációs szerkezet előállításával bizonyítottuk: -Vizsgáltuk a lúgos Si marás mechanizmusát erős oxidálószer jelenlétében és kidolgoztunk egy olyan eljárást, amivel a korábbi nedves marási technológiákkal megvalósíthatatlan, merőleges falú zárt alakzatok állíthatók elő. A módszer hatékonyságát egy 3D mikroerőmérő szerkezet előállításával bizonyítottuk. - A Si elektrokémiai marásával kialakítható pórusos Si segédrétegekkel többféle demonstrációs szerkezetet hoztunk létre. A projekt részleges támogatásával integrált mikroerőmérő array-chip készült, amely az előző szerkezettel együtt lehetővé tette, hogy a befogadó intézmény (MFA) tapintásérzékelők fejlesztésére és gyártására társtulajdonosként egy spin-off céget alapítson (TactoLogic Kft, www.tactologic.com). A CMOS technológiába integrált mikromechanikai eljárás és a mikroerőmérő chip nemzetközi szabadalmi bejelentés alatt áll. - Az ATOMKI-val együttműködve új eljárást dolgoztunk ki, melyben a protonnyaláb implantálás és a pórusos Si mikromechanikai megmunkálás kombinációjával elsőként állítottunk elő, mozgó elemet tartalmazó mikrofluidikai eszközt (mikroturbina). | We have dveloped new micromachining techiques in order to form single crystalline Si microelements of superior mechanical properties and charaterized by the typical size of the surface maicromachined alternatives ( 1-100?m). Three different techniques were elaborated and demonstrated by fabrication of novel MEMS structures. - By detailed investigation and characterization of the mechanizm of the Si alkaline etching in presence of strong oxidizing agent, a novel and cost effective method was elaborated which enables us to form closed c-Si structures of vertcall sidewalls. The use of the method was demonstrated by formation of a 3D microforce sensor. - Demonstration structures were fabricated by exploiting the capabilities of the electrochemically formed porous Si sacrificial layer. By partial support of the present project a novel, 3D microforce sensor array chip was developed. Tactile sensors formed by both techniques above enabled the host institute of the project (MFA) to establish a spin-off company for development, manufacturing and commercialization of tactile sensor systems (TactoLogic Ltd., www. tactologic.com). The CMOS compatible processing technology and the sensor chip is a subject of an international patent pending. - A novel technology was jointly developed with ATOMKI for formation of mobile c-Si elements embedded in a MEMS structure (microturbine). The core process is a special combination of proton beam writing and porous Si micromachining technique.
